Littelfuse’s LSIC1MO120E0080 is a 1200 volt silicon carbide n-channel MOSFET that combines lower on-resistance and switching losses than equally-rated silicon transistors to improve efficiency and reduce the size of solar inverters, motor drives, switch mode power supplies, and other high frequency, high efficiency applications. The Littelfuse SiC MOSFET offers extremely low gate charge and output capacitance, as well as low gate resistance, reducing switching losses and enabling higher frequency switching. This enables the use of smaller heat sinks and higher power density, and the SiC MOSFETs also have a wider operating temperature to address high temperature applications.
